Abstract
Bu tez çalışmasında, RF mıknatıslı püskürtme tekniği ile TiO2 ince filmlerin oluşturulması ve bu yapılardan gaz sensörü geliştirilmesi amaçlandı. Alttaşın döndürülmesi, alttaş-hedef mesafesinin ayarlanması ve alttaşa göre farklı açılarda hedef yönelimi ve RF gücü ile optimize edilerek RF mıknatıslı saçtırma tekniği ile nanometre parçacık boyutlarına sahip TiO2 ince filmleri homojen olarak Si ve cam alttaşlar üzerine biriktirildi. 100 oC sıcaklığında büyütülen ve 170 nm kalınlığı sahip ince filmler, 100 oC artışla 500-1000 oC aralığında hava ortamında 1 saat sürece tavlandı. Üretilen filmlerin yapısal, morfolojik ve optik özellikleri çeşitli analitik teknikler kullanılarak belirlendi. Biriktirilen filmlerin daha çok amorf niteliğe sahip olmakla birlikte anataz fazını içerdiği, tavlama sıcaklığı ile kristalitesinin arttığı ve yüksek sıcaklıklarda rutil faza dönüştüğü XRD analizleri ile belirlendi. Filmlerin yüzey morfolojileri AKM ölçümleri ile değerlendirildi ve filmlerin yüzey pürüzlülüğünün tavlama sıcaklığına bağlı olarak arttığı belirlendi. Cam yüzeyine biriktirilen TiO2 filmlerin enerji bant aralığı UV-Vis spektrometre ile belirlendi. İndirekt bant yapısına sahip filmin yasak enerji aralığı 3,30 eV olarak bulundu. TiO2 gaz sensörü, fotolitografik teknikle üretildi. 3 mm x 3 mm boyutunda Si alttaşın arka yüzeyine Pt hedef kullanılarak RF püskürtme tekniği ile 1000 nm kalınlığında ısıtıcı fabrikasyonu gerçekleştirildi. Ön yüzeyine ise 500 nm kalınlığında ve 50 µm çizgi genişliğine sahip interdijital elektrotlar oluşturuldu. Elektrotlar üzerine 170 nm kalınlığında TiO2 filmi biriktirilerek sensör üretimi gerçekleştirildi. Farklı sıcaklıklarda metan gazına maruz bırakılan sensörün duyarlılığı I-V ölçümleri ile belirlendi. Genel olarak 200-500 oC arasındaki sıcaklıklarda duyarlılık gösteren gaz sensörlerinin düşük sıcaklıklarda algılamaya sahip olması önemlidir. Ürettiğimiz TiO2 gaz sensörü 50 oC sensör sıcaklığında metan gazına duyarlık gösterdiği gözlendi ve sıcaklığa göre algılama performansının arttığı belirlendi. In this study, it was aimed to grow TiO2 thin films and develop gas sensor of this structure with using RF sputtering technique. TiO2 thin films were deposited onto silicon (Si) and glass substrates by using RF magnetic sputtering technique with rotating the substrate, adjusting the substrate-target distance and orientation of target based on different angles to substrates and optimizing RF power. Grown at 100 oC and 170 nm thin films with thickness, in air in the range of 500-1000 °C to 100 °C increase was annealed as long as 1 hour. The structural, morphological and optical properties of the produced films were determined using various analytical techniques. The deposited films have more amorphous character and anatase phase, also increase the crystalline of the films with annealing temperatures and changed into the rutile phase at the high temperature was determined using X-ray diffraction analysis. Surface morphologies of the films were assessed by atomic force microscopy measurements and the surface roughness of the film is increased depending on the annealing temperature. The energy band gap of TiO2 films deposited on glass substrate was determined by UV-Vis absorption spectrum. Energy band gap of the film with indirect band structure was determined 3,30 eV. TiO2 gas sensors were produced with photolithographic techniques. 1000 nm thick heater fabrication was achieved on the back surface of the 3 mm x 3 mm in size Si substrate with using Pt target and RF magnetic sputtering technique. Interdigital electrodes which have 500 nm thick and 50 µm line widths were formed on the front surface of the substrates. Sensor production was accumulating by using 170 nm thick TiO2 film was deposited on the electrode. The sensitivity of the sensor exposed to methane gas at different temperatures was determined by I-V measurements. Sensitivity of the gas sensor for temperatures between 200-500 °C, it is important to have detection at low temperatures. TiO2 gas sensor showed sensitivity to methane gas at 50 ° C and its detection performance increased according to temperature.
