Abstract
GAN TABANLI HETER0YAPILAR1N SIKI BAĞLANIM KURAMI ÖZET Grup IH-Nitrit'ler çinko sülfür yapıda doğrudan band aralığına sahip olup yaniletkenlerin yeni bir sınıfını oluşturur. Bunlar geniş band aralıklan, termal iletkenlikleri ile bilinir. Bu özelliklerinden dolayı grup lll-Nitrit` ler ve bunlann ikili ve üçlü alaşım tabanlı heteroyapılan mavi ötesi (ultraviolet) optoelektroniğinde ve yüksek güç ve yüksek sıcaklık elektroniğindeki cihaz uygulamalannda kullanılan yaniletken alaşımlar olarak ortaya çıkar, özellikle AlGaN/GaN ve InGaN/GaN heteroyapılan, teknolojik önemleri kadar ilginç fiziksel özelliklerinden dolayı da dikkat gerektiren konular arasındadır. Heteroyapılann bütününü oluşturan yaniletkenlerin elektronik band yapılan arasındaki fark, heteroarayüzeylerdeki iletim ve değerlik potansiyel enerji engelleri ile verilmiştir. Optoelektronik cihazların çalışma prensiplerini anlamak ve performanslarını tayin edebilmek için heteroyapı enerji band yapısının, özellikle heteroyüz iletkenlik ve değerlik bandlarda oluşan bu potansiyel enerji engellerinin tasarımı son derece önemlidir. Bu tezin kapsamı içinde, GaN tabanlı heteroyapılann arayüzeylerinde oluşan enerji engellerinin sıkı bağlanım kuramı ile tasanmı incelenmiştir. Bu kuramın içeriği; komşu atomlann p-yörüngelerinin dik olmaması, p- yörüngelerinin atomik spin yörünge aynşması ve yörüngeler arasındaki etkileşim matris elementini tanımlamak için reel band yapı hesaplamalannın uygunluğudur. Bu model; sıcaklık, basınç ve gerilmenin fonksiyonu olarak grup lll-Nitrit heteroyapılann enerji band engellerini tanımlamak için önerilir. JOV TIGHT BINDING MODELING OF GAN BASED HETEROSTRUCTURE SUMMARY Group Ill-Nitrides and their alloys form a new class of semiconductors, all of which have direct bandgaps in zincblende structure. They are known to have a large bandgap and thermal conductivity. Due to these properties, group Ill-Nitrides and their binary/ternary alloys based heterostructures have emerged as some of the most promising semiconductor compounds for device applications in blue-violet optoelectronics, high temperature and high power electronics. Especially the AIGaN/GaN and InGaN/GaN heterostructures have been the subject of interest because of their interesting physical properties as well as their technological importace. The difference between the electronic band structures of constituent semiconductors of a heterojunction is accomodated by the offsets in the conduction and valance band energy levels at heterointerface. Modeling of the band offsets is important for understanding the operating principles of optoelectronic devices and their performances. In this thesis, tight binding modeling is used to model the band offset of GaN based heterostructures. The model includes the nonorthogonality of the p- orbitals of adjacent atoms, atomic spin-orbit splittings of the p-orbitals with the Hartree-Fock atomic term values and linear fitting to real band structure calculations to determine interacting matrix element between the orbitais. This model is proposed to determine the band offsets of group Ill-nitride heterostructure as a function of temperature, pressure and strain. XV
