Abstract
ÖZET ı Ag//?-GaAs Schottky diyodları, rc-GaAs (100) yarıiletkeninin bir yüzüne omik kontak için Au-Ge, diğer yüzüne doğrultucu kontak için Ag (%99.9) buharlaştırılarak elde edildiler. Referans numune ile MİS Schottky diyod için doğru beslem altında I-V karakteristikleri çizilerek idealite faktörü ve etkin engel yüksekliği hesaplandı. Referans numune için idealite faktörü «=1.16, etkin engel yüksekliği de 0.83 eV bulundu. MİS Schottky diyod için ise idealite faktörü n= 1.81 bulunurken, etkin engel yüksekliği de yaklaşık 0.92 eV olarak hesaplandı. Ayrıca bu iki diyod için imaj kuvvetinden ve tünellemeden dolayı engel yüksekliklerinde meydana gelen düşmeler ile idealite faktörlerindeki değişmeler de belirlendi. Yine bu numuneler için doğru ve ters beslem altında C-V ile C -V karakteristikleri çizildi. Bu karakteristiklerden yararlanılarak iki numune için de difüzyon potansiyeli (Vd), Fermi enerji seviyesi (Vn), donor konsantrasyonu (Nd) ve engel yükseklikleri (Ob`) hesaplandı. Ancak arayüzey hallerinin, oksit tabakasının ve seri direncin elde edilen parametrelerin idealliğine büyük ölçüde etki ettiği görüldü. Bunlardan başka, referans numunenin idealite faktörü ve engel yüksekliği arasında, engel inhomojenliğine atfedilen, bir lineer korelasyon gözlendi. MİS diyotlarda, arayüzey tabakasının varlığından dolayı, böyle bir ilişki gözlenmedi. SUMMARY The Ag/w-GaAs Schottky diodes were prepared using mirror cleaned and polished n- GaAs (as received from the manufacturer) with (100) orientation and 2-5x10 cm` earner concentration. Au-Ge (%88, % 12) for ohmic contacts was evaporated on the back of the wafer in a vacuum-coating unit of 1 0`5 Torr. The Schottky contacts were formed by evaporating Ag as dots with diameter of about 1.35 mm onto all of the n- GaAs surfaces. Metal/isulating/semiconductor (MIS) diodes wer also fabricated by anodic oxide method. The ideality factor and barrier height values for the reference and MIS diodes were calculated drawing their current- voltage (I-V) curves. The values of 1.16 and 0.83 for the ideality factor and barrier height of one of the reference diode were obtained, respectively, and the values of 1.81 and 0.92 for one of the MIS diode. Furthermore, tunnelling effect through the top of Schottky barrier and image forge lowering effect for the I-V barrier and ideality factor of both diodes were also taken into account. Again, the diffusion potential, Fermi Level, carrier concentration and barrier height values for both diodes were computed from the reverse bias C'-V characteristics. It was seen that the interfacial layer and interface states affected the ideality of the devices considerably. Moreover, it was concluded for the reference sample that there was a linear relationship between experimental effective barrier heights and ideality factors of Schottky contacts that has been explained by inhomogeneities of the barrier heights in real Schottky diodes. The extrapolation of the barrier heights versus ideality factors plot to the ideality factor given a homogeneous barrier height of approximately 0.94 eV for the reference sample. There was no any correlation between experimental effective barrier heights and ideality factors of MIS contacts, therefore, the barrier inhomogeneity was not expected to be the dominant effect in MIS contact.
