Abstract
Brigdman-Stockbarger metoduyla büyütülen n-InSe ve n-InSe:Sn yarıiletken kristallerinsıcaklığa bağlı optik soğurma ölçüleri 10-320 K sıcaklık aralığında, 10 K'lik adımlarlaalınmıştır. Eksiton enerjisinin ve yasak enerji aralığının sıcaklığa bağlı değişimiincelenmiştir. Yapıya katkılanan Sn elementi, InSe kristalinin optik soğurma şiddetiniartırarak soğurma kıyısının daha kısa dalgaboylu tarafa kaymasına neden olmuştur.Numunelere, 0-9 kV/cm arasında 1 kV/cm'lik adımlarla uygulanan elektrik alan,soğurma kıyısını daha uzun dalgaboylu tarafa kaydırmış, soğurma şiddetini ve soğurmaeğrisinin eğimini azaltmıştır. Bu kayma, Franz-Keldysh etkisi veya numunelerin termalolarak ısınması (Joule ısısı) ile açıklanmıştır. Bu çalışmanın ikinci kısmında,Au-Ge/n-InSe:Sn/In diyodun akım-gerilim (I-V) karakteristikleri 80-320 K sıcaklıkaralığında 20 K'lik adımlarla tayin edilmiştir. Sıcaklığın azalması ile idealite faktöründeartma, engel yüksekliğinde ise azalma gözlemlenmiştir. Bu davranış, metal yarıiletkenarayüzeylerde engel yüksekliğinin Gaussian dağılıma sahip olduğu varsayılarak engelinhomojenliğine atfedilmiştir.Anahtar Kelimeler: InSe, InSe:Sn, Soğurma, Eksiton, Elektrik Alan, Schottky EngelYüksekliği, Metal-Yarıiletken-Metal Kontaklar, Akım-Gerilim.i The optical absorption measurements of semiconductor crystals n-InSe and n-InSe:Sngrown by Bridgman-Stockbarger method have been performed as a function oftemperature with 10 K increments in the range 10-320 K. The variations of exciton andband gap energies of the crystals have been investigated as a function of temperature.The doping of the element Sn to the structure of InSe increased the absorption intensityof InSe crystal and caused the shifting of the absorption edge towards the shorterwavelength side. The electric field applied to samples in 1 kV/cm increments in therange of 0-9 kV/cm has caused to the shift of the absorption edge towards longerwavelength side and to decrease both the absorption intensity and the slope ofabsorption curve. The shift of absorption edge has been explained on the basis of theFranz-Keldysh effect or thermal heating of the sample (Joule heat). Secondly, thecurrent-voltage (I-V) characteristics of Au-Ge/InSe(:Sn)/In Schottky diodes have beenmeasured with 20 K increments in the range 80-320 K. The experimental barrier heighthas increased and the ideality factor has decreased with the increasing temperature. Thisbehaviour has been attributed to the barrier inhomogeneities by assuming a Gaussiandistribution of barrier heights at the metal-semiconductor interface.Keywords: InSe, InSe:Sn, Absorption, Exciton, Electric Field, Schottky Barrier Height,Metal-Semiconductor-Metal Contacts.
