Abstract
Bu çalışmada, ilk kez, FeCrNiC/p-Si Shottky diyodun sıcaklığa bağlı engel karakteristikleri 80-320 K sıcaklık aralığında termoiyonik emisyon teorisi temel alınarak analiz edildi. Engel yüksekliği (EY) ( ), idealite faktörü ( ) ve seri direnç ( ) parametrelerinin sıcaklığa aşırı bağımlı olduğu belirlendi. Azalan sıcaklıkla `da azalma, `de ise artış gözlendi. 180 K'nin altında lineer olmayan bir davranış sergileyen geleneksel Richarson çiziminin lineer kısmından aktivasyon enerjisi ve Richardson sabiti ( ) için sırasıyla 0.352 eV ve 8.3x10-3 AK-2cm-2 değerleri elde edildi. Diyodun sergilediği bu davranışın metal-yarıiletken ara yüzeyde var olan uzaysal EY inhomojenliğinden kaynaklandığı belirlendi. EY inhomojenliği kavramının anlaşılabilmesi için, Jiang et al. (2002) tarafından geliştirilen çoklu Gauss dağılım modeli kullanıldı. FeCrNiC/p-Si yapısının sıcaklık bağımlı EY'nin, sırasıyla 320-180 ve 180-80 K sıcaklık bölgelerinde, 0.082 ve 0.070 eV'luk standart sapmaya ( , ) sahip 0.695 ve 0.646 eV'luk ortalama EY ( ) ile temsil edilen ikili Gauss dağılım (DGD) fonksiyonu ile tanımlanabileceği gösterildi. Ayrıca, ikili Gauss dağılım fonksiyonuna göre değerlendirilen modifiye Richardson çizimlerinden yukarıda zikredilen sıcaklık bölgeleri için ve değerleri sırasıyla 0.690 eV, 33.44 AK-2cm-2 ve 0.633 eV, 29.66 AK-2cm-2 olarak elde edildi. için elde edilen bu değerlerin p-Si için bilinen AK-2cm-2 değeriyle uyumlu olduğu görüldü. Sonuç olarak, 80-320 K sıcaklık aralığında FeCrNiC/p-Si yapısı için elde edilen deneysel sonuçların, uzaysal EY inhomojenliğinin çoklu Gauss dağılım modelinin öngörüleri ile izah edilebileceği söylenebilir. In this study, the temperature dependent barrier characteristics of FeCrNiC/p-Si Shottky barrier diodes have been analyzed in the temperature range of 80-320 K based on thermionic emission theory, for the first time. Barrier height (BH) ( ), ideality factor ( ) and serial resistance ( ) have been detected to be strongly temperature dependent. Decrease in the and increase in the with decrease in temperature has been observed. The conventional Richardson plot exhibits non-linearity below 180 K with the linear portion corresponding to activation energy of 0.352 eV and the value of Richardson constant ( ) 8.3x10-3 AK-2cm-2. It has been evidenced that these behaviors result from the spatial BH inhomogenities prevailing at the metal-semiconductor interface. For the interpretation of the BH inhomogenity, multiple Gaussian distribution model suggested by Jiang et al. (2002) was used. The temperature dependent BH of the FeCrNiC/p-Si device has shown a Double Gaussian Distribution (DGD) having mean BH ( ) of 0.695 and 0.646 eV with standart deviations ( , ) of 0.082 and 0.070 eV in the 320-180 and 180-80 K regions, respectively. and values have also been obtained as 0.690 eV, 33.44 AK-2cm-2 and 0.633 eV, 29.66 AK-2cm-2 from the modified Richardson plots for the respective temperature regions, respectively. These values of are in close agreement with that of the known value of 32 AK-2cm-2 for p-Si. It has been concluded that these results support the predictions of the multiple GD model of spatial BH inhomogenities in the temperature range of 80-320 K for the FeCrNiC/p-Si structure.Z
